The IKW50N65F5FKSA1 is a 650V, 50A high-speed IGBT from Infineon designed for high-performance power conversion applications requiring fast switching and excellent efficiency.

- Voltage & Current Rating: 650V breakdown voltage (V(BR)CES); 50A continuous collector current (IC), 80A peak
- Low On-State Loss: VCE(sat) ≈ 1.6V (200mV lower than HighSpeed 3 generation)
- Ultra-Low Switching Losses: 2.5* lower gate charge (Qg) and ~50% reduction in total switching energy (Eon + Eoff) compared to prior generations
- Thermal & Reliability: Mild positive temperature coefficient of VCE(sat) for easy paralleling, stable forward voltage (Vf) of anti-parallel diode, maximum junction temperature of 175°C, and low output capacitance for fast switching
Integrated Anti-Parallel Diode
Features RAPID 1 fast-recovery diode with soft recovery, low reverse-recovery charge (Qrr), and low EMI. Enables bidirectional current flow and freewheeling operation in bridge/chopper topologies.
Package & Compliance
TO-247-3 through-hole package configuration (Pin 1 = Gate, Pin 2/backside = Collector, Pin 3 = Emitter). RoHS-compliant, halogen-free, and Pb-free plating.
